    Z270 PCH Reballing help needed pls

    I'm trying to reball a Z270 PCH, i've got the right stencil for the PCH and it's direct heat type.

    I initially tried using 0.3mm solder balls (leaded type) but am having lots of problems with the balls not wetting to the chip, basically some of them just wont solder to the pads.

    I'm making sure the chip is as clean (using ipa) then putting a thin layer flux on then putting in in the holding jig with the stencil on. I'm the heating to about 400degC with minimal airflow (4% on my Atten) but some balls just refuse to stick!!

    I've repeated the above using solder paste and am getting similar results.

    Anyone got any ideas were i'm going wrong??

    Which Atten,? 400c seems low, are all the balls melting?

      I'm not sure if its the flux i'm using Kingbo RMA, i read somewhere if you overheat the joint you can burn off the flux and then the two surfaces become oxidised so wont solder together?

      Could you recomend any fluxes worth a go.

          i use atten 8586 and kingbo flux, but my kingbo is the original from usa and i pay 30 dollar for 100g has no green stick on top of it and i use i regurally from 5-6 years without any problem. for soldering themp i set 380° celsius and after a while solder ball solder perfectly.
          remember solder ball size is written on the stencil and the amount of flux is just a thin layer otherwise ball will sta y hight, and also check bga for some dusto or paper residue after cleaning because it wont make ball stick fine.

            after cleaning off the balls, then cleaning with IPA, refresh the bga pads with a fibreglass pen.

            599 isn;t a great flux for reballing, burns off too fast in my opinion. pick up a tube of amoe, it's dirt cheap and the best performing flux I've found to date, including both flavours of amtech.

            also, 400/5% is way too low, I do 420@30% on my 862D.

              Hello,
              has anyone use these Brands of solder balls? The brand BEST writes on the label of the jar the specs of the solder balls instead of the Mechanic brand. I beleive that BEST brand must be more professional (in labeling at least) but I have never try one of them so I would like your opinion. By the way I hardly can I find the Mechanic brand in aliexpress (the only where I found was lead free solder balls) and on ebay these that I found are approximately15USD per jar. If you know any other trusted brand of solder balls please tell me.

              I have an Nvidia card which makes me wondering, what is the root cause for Mats errors. The story is as follows:

              1. When I received the card Mats showed one memory with errors.

              2. Replaced the memory chip, but no change, still same error, so memory chip is ruled out.

              3. Made a carefull reballing of the GPU, MATS showed 3 memories with errors, the one before, and 2 other new chips.

              4. Made a second reballing of the GPU and Mats shows again only one memory chip with errors, the same on as in the beginning.

              I was inspired by the fact that I saw some people didn't use balls (use solder paste)when they were repairing the cell phone.

              Is it possible? We don't even use stencil and solding paste? Solder the bag righr to PCB?

              Hello, I want to buy BGA balls (not stencils, only balls) but I don't know what size, it's just for reballing the new chip balled if the first attempt fail. So I will rarely use it. Probably chips are PMIC with max 60 balls. I don't need to reball EC chips from laptops of big chips like that.
              So what are the 2 or 3 most used BGA balls sizes I should have for cover the jobs please ?
