    AMD RadeOn IGP BGA Cold Joints

    Hi there,
    I have a question regarding reballing the small AMD RadeOn IGP BGA. Everytime i clean the board i rip of some of the pins. So i decided not to remove the BGA, i just do a reflow, but the problem is that this works only for a limited amount of time.
    Does any of you have expirience with this chipsets?

    Nobody knows? Is there a member who deals with reballing and reflow?

      I"m starting to have a TON of these AMD chips needing to be reballed. It's almost as bad as the HP DV problem a few years ago, except this time its not just one manufacturer. Sorry to tell you though, you'll have to take the plunge and continue to master the craft of reballing. The #1 problem with lifted pads is not enough heat from the bottom of the board. My rework station is a tri-zone and the nozzle at the bottom is set to 265C (the temp of the hot air, not the board temp). Soak the board first from the bottom (about 3-5 minutes will do) before starting your upper nozzle. Using two thermocouplers, I lift the chip at 230C. Occasionally I'll still get a lifted pad but I'd say only one out of 10.

        I don't know if you understood me. I lift the pads when cleaning the board, not when removing th BGA. Mine procedure looks like this:
        1. I insert the flux under the BGA
        2. I preheat the board to 180°C
        3. I turn on the IR heater and when the BGA balls are melted (i touch the chip by its side and it moves)
        4. i pick up the BGA with vacuum tweezers
        5. I put new flux on the board and pick the rest of the solder with my soldering iron
        6. Using the copper wire (don't know what's it called), a remove the rest of the solder and at this point - when going through the pads with the wire i lift them up, and it douesn't make any difference how carefull and gentle i am

          I see. I've had the same issues. I switched flux and the problem went away. I had some cheap (fake) Kingbo. Went out and spent some money on the genuine stuff and its amazing what a difference its been.

            I am using AMTECH NC-559-UV no clean. Now i am about to ran out and i bought BURNLEY DM-200, but i didn't try it yet.
